Diffusion capacitance ($C_D$) is a critical phenomenon observed in forward-biased semiconductor p-n junctions and bipolar junction transistors (BJTs). Unlike transition or depletion capacitance which dominates under reverse-bias conditions, diffusion capacitance arises from the storage of minority charge carriers in the base and neutral regions of the device. When a forward voltage is applied across the junction, a significant concentration gradient of injected minority carriers is established. Any variation in the terminal voltage alters the stored charge distribution, manifesting electrically as a capacitance.

The mathematical expression governing diffusion capacitance is derived directly from the minority carrier storage time and the forward operating current. The standard formula used in advanced electronic engineering is:

Where $\tau_T$ represents the mean transit time of minority carriers crossing the base region, $I_D$ represents the forward DC operating current flowing through the terminal, and $V_T$ is the thermal voltage defined as $kT/q$. Because $V_T$ is approximately 25.8 mV at room temperature (300 K), the diffusion capacitance scales linearly with the DC operating current and the carrier transit time.
