Understanding CMOS Early Voltage and Channel Length Modulation

In analog integrated circuit design, the Early voltage ($V_A$) represents an essential metric quantifying the non-idealities of MOSFET devices operating in the saturation region. Named after James M. Early, this parameter characterizes channel length modulation (CLM), a phenomenon where the effective channel length decreases as the drain-to-source voltage increases. Consequently, output resistance becomes finite rather than infinite.

Formula Used

The primary relationship connecting Early voltage and channel length modulation parameter ($\lambda$) is expressed mathematically as:

$$V_A = \frac{1}{\lambda}$$

For advanced process models scaling with device geometry, the Early voltage is often derived via the effective channel length ($L_{eff}$) multiplied by a constant process-dependent Early voltage parameter ($V_A'$):

$$V_A = V_A' \times L_{eff}$$

Frequently Asked Questions

Why is Early voltage important in amplifier design?
Early voltage directly determines the small-signal output resistance ($r_o$) of a MOSFET, which limits the maximum achievable gain of single-stage amplifiers like common-source configurations.

Does channel length affect Early voltage?
Yes, devices with longer channel lengths generally exhibit higher Early voltages because the relative pinch-off length variation constitutes a smaller fraction of the total channel length.
